液相エピタキシャル成長法による高品質グラフェンの作製

Outline of Annual Research Achievements

グラフェンは原子レベルの厚さしかないにもかかわらず高い電子移動度をもつことから,透明導電膜や電子デバイスへの応用が期待されている。しかし,化学気相成長(CVD)法を用いて作製した場合,ドメインサイズがマイクロメートル程度と小さく,品質の点で不十分であった。本研究では,これを改善する試みとして液相成長(LPE)法を用いてグラフェン作製を行った。LPE法は熱平衡状態に近い条件下で成長を行うことができるため,高品質の結晶成長に適している。本研究ではメルト材料にBiとGaを,炭素原料にはSiCとアモルファスカーボンを用いてLPE法によるグラフェン作製を試みた。
メルトにBiを用いた場合は,融点が低いためグラファイト化がうまく起こらず,グラフェンを成長させることができなかった。これに対し,Gaをメルトに用いた場合,どちらの原料を用いても数層のグラフェンを成長させることに成功した。特に原料としてSiC単結晶を用いた場合,SiC表面に数層のグラフェンを層数を制御して作製することができた。また,SiC粉末を用いた場合,グラフェンの面内均一性は劣るものの,低コストでグラフェンを作製できることができた。一方,原料としてアモルファスカーボンを用いた場合,SiC単結晶よりも均一性は劣るものの,低コストで作製でき,また,SiC粉末を原料に用いた場合よりも面内均一性は高かった。さらに,アモルファスカーボンの膜厚を制御することで,グラフェン層数も制御できることがわかった。特に作製時の温度と降温レートが,グラフェンの結晶性に与えることがわかったため,現在,より高品質で均一なグラフェン膜の作製に取り組んでいる。
