強磁性体ナノワイヤのボトムアップ形成による低消費電力磁気メモリの研究

Outline of Annual Research Achievements

GaAs(111)B基板上に近接配置した短冊状SiO2開口パターンに形成される形状異方性MnAsナノ構造同士の連結を利用し、横型MnAsナノワイヤ(NW)を実現した。依然均一性は低いが<0-11>方向に1.5~4.5um長、300~700nm幅の横型NWを作製した。パターン間隔最適化後、MnAsの成長時間を10~20分に増加すると、MnAsの連結が促進され比較的均一性の高い350nm幅、10um長の横型NWを作製できる。外部磁場1kGを<0-11>方向に印加後、磁区構造を室温で観察した結果、10分では1.5um長の構造全てで単磁区を示す一方、2.0um長以上のNWでは<0-11>方向の多磁区化を確認した。700nm幅以上のNWでは、NWと垂直な<-211>方向に多磁区を形成するが、外部磁場2kG印加後単磁区化した。成長時間20分では横型NW上に多結晶的なナノ構造が形成されたが、全て磁場印加無しで<0-11>方向に単磁区を持ち、磁化反転も確認した。また依然MnAs<0001>方向の成長速度が遅くMnAs単体の縦型NWは困難なため、半導体NWを母体として縦型MnAs/InAsヘテロ接合NWを作製した。電極形成技術を確立後、海外研究協力先との連携で磁気輸送特性評価を行った。主に(A)隣接MnAsナノ構造間のギャップを非磁性金属Auで埋めた横型NW、(B)3.0um長の横型NW、(C)Si(111)基板上の横型NW、(D)別基板に横倒した縦型MnAs/InAsヘテロ接合NW1本に対して評価を行い、特定の狭温度域(145-175K)で、MnAsの単磁区や磁区間境界に形成される微小磁区の磁化方向回転に起因する電気抵抗の熱励起ジャンプを確認した。全体を通じ、3次元レーストラック型磁気メモリを構成する横・縦型NWの磁区構造の外部磁場と形状磁気異方性による制御と熱的擾乱の影響を明らかにした。
