Research Abstract

21世紀の超高速大容量光情報伝送や光情報処理の実現のために、時間軸と空間軸の両方において高密度化が可能な光源の開発をはかる必要がある。
本研究では、このような要請に答えることを目的として、昨年度に引続いて、量子細線や量子箱などの多次元量子井戸構造を有する半導体レーザーの超高速化の可能性および性能の極限について、理論的・実験的に明らかにする方向で研究を行った。この目的を達成するために、(1)量子細線、量子箱構造の作製技術の開拓を、本研究者らのこれまでの実績を踏まえてすすめ、多次元量子効果があらわれるレーザデバイスの実現をはかる、(2)変調速度が極めて大きく、双極子の位相緩和時間が十分短いと見なせない状況下におけるレーザダイナミックスの物理を、光非線形効果を考慮しつつ究明し、半導体レーザの超高速化の限界の解明とその打破のための方策を探る。
本年度は、量子井戸構造を有する微小共振器において閉じこめられた電子と光子の強い相互作用の結果、真空ラド振動が起きていることを示した。また共振器のQ値を上げると、より少ない量子井戸でこの振動を観測することができることを示した。振動の周期は650fsecであった。これは電子と光子の超高速コヒーレント相互作用の究明に有効である。
さらに、歪量子細線を有する微小共振器レーザを世界で初めて試作し、77Kにおける光励起実験に成功した。この結果は、電子と0次元光子の相互作用に立脚した究極の半導体レーザの実現に向けてきわめて有意義であると考えられる。
