Research Abstract

前年度に引き続き、3元および4元混晶のIII-V磁性半導体とヘテロ構造の形成と制御およびその応用につき、以下の研究を行った。
1.3元混晶(GaMn)As,4元混晶(GaInMn)As磁性半導体、MnデルタドープGaAsの磁気特性(保持力、残留磁化、飽和磁化、磁気抵抗、ホール抵抗など)の最適化と制御の研究を行った。
2.上記磁性半導体を含むヘテロ構造を作製した。
3.MnデルタドープGaAsおよびそのヘテロ構造については、強磁性とともに大きな磁気光学効果を示すことがわかった。そのスペクトル、磁場依存性の詳細な評価と解析を行った。
4.MnデルタドープGaAsおよびそのヘテロ構造の断面TEMによる詳細な構造評価を行い、閃亜鉛鉱型半導体構造を保っていることがわかった。
5.MnデルタドープGaAsおよびそのヘテロ構造のプレーナホール効果と磁気異方性を明らかにした。
