Outline of Annual Research Achievements

本研究は,「Geベース多接合太陽電池の電流整合化を目指した,ミドルセル材料としてのInGaAs/GaAsP超格子(SL)構造の開発」を目的に掲げており,その遂行にあたっては,①実用化に向けて直面するキャリア輸送上の課題を評価・抽出,②それを克服する超格子構造の設計指針の提案と実験的検証,③微傾斜基板上結晶成長技術の確立,および超格子の導入によるミドルセル特性向上,を段階的な目標として掲げている.
本年度では,上記③に取り組み,本研究の掲げる最終目標を達成した.微傾斜基板上の超格子の有機金属気相成長(MOVPE)では,層うねりの発生により容易に格子緩和を起こすことが知られている.これを防ぐためには成長温度を下げることが効果的であるが,低温成長では欠陥密度や炭素取り込み量の上昇といった問題が付随する.本研究では,Ga原料として広く用いられるトリメチルガリウム(TMGa)の代わりにトリエチルガリウム(TEGa)を用いることで,当課題の克服を試みた.第一に,TEGaは熱分解が効率的であり,より低温であっても物質輸送律速の安定した成長が可能であり,第二に,炭素取り込みの起源となるメチルラジカルがTEGaの熱分解過程では発生しないため,原則的に炭素起因のバックグラウウンドドーピングを抑制できる,という利点がある.
成長温度の最適化に基づき,バンドギャップ1.21 eVの超格子100層をN-on-P型GaAs太陽電池を導入した結果,ミドルセル特性を評価するために665 nmのロングパスフィルターを介したAM1.5G光照射下において,最大出力電流を1.36倍,変換効率を1.11倍に向上させることに成功した.加えて,実際にGe基板上への実装したInGaP/SL/Ge3接合セルの試作も行い,電流整合度の改善を実証した.
