Outline of Annual Research Achievements

量子井戸を挿入したIII-V族化合物半導体太陽電池に関して,集光下での開放電圧が同じバンドギャップを持つバルク材料による太陽電池に対して有意に増大する現象が昨年度確認されていた.今年度は,そのメカニズムを詳細に調査した.同一の構造を有するInGaAs/GaAsP量子井戸(20層)を光吸収層(i層)として用い,nおよびp層をGaAs,さらにバンドギャップの大きなInGaPと変化させた2種類の単接合太陽電池を作製した.太陽電池の熱力学的モデルによれば,開放電圧を決めるのは吸収層のバンドギャップであり,2つのセルは同一の開放電圧を示すはずである.しかし,光強度を太陽光の集光度として1~1000倍の範囲で変化させて開放電圧を測定したところ,InGaPを用いた場合のほうが1000倍集光で0.2 Vほど開放電圧が高くなった.これとは逆方向の実験として.上記2つの太陽電池に外部から電流注入してエレクトロルミネッセンスの強度を測定した.その結果,InGaPを用いた太陽電池においてGaAsを用いた場合と同一のエレクトロルミネッセンスの強度を得るためには,0.15 Vほど大きな外部電圧を必要とすることが分かった.これらの結果を,太陽電池のデバイスシミュレーションを併用しながら検討した結果,検討対象とした量子井戸挿入太陽電池においては電子・成功の分布が空間的に不均一であり,太陽電池内部において電子・正孔が空間的に熱力学的平衡を満たしていないことがわかった.この結果は,今後さらなる高効率化を目指して量子構造太陽電池の設計を最適化する際にきわめて重要な知見である.
