Outline of Annual Research Achievements

QPCのRDNMRについて、低磁場でもRDNMRが測定できる利点を活かし、ポンプ・プローブ法によりQPCの0.7 (or 0.5) × 2e2/hの特性と一次元チャンネルの電子スピン偏極がどのように関連するかの測定に着手し、T1時間、ナイトシフトのデータを蓄積した。また、2018年にナノスケールチャネルを通過する電子が感じる歪をRDNMRの四重極分離から検出する研究が成功したことを受けて、一次元チャネルが感じる歪の解析を進め論文掲載した。さらに、実験の基礎になるトリプルゲートQPCで実際に狭窄部分のポテンシャルがどのようになっているかの研究を進め、茨城大と共同で不純物による系の乱れがどのようにポテンシャルを変調し、それが輸送特性とどのように関係するかの理論論文を完成した。QPCの特性評価、RDNMR計測については、強磁場領域にも研究を拡張し、特に分数量子ホール効果領域での振る舞いも追究した。その結果、スピン自由度が凍結していると予想されていた12Tという強磁場でもスピン自由度の存在を示唆するRDNMR信号が得られること、さらに、大きなインパクトのある成果として超高移動度ではないQPCでもセンターゲートの働きで3/2構造が見えることを世界で初めて示した。さらに、多重ゲートQPCのRDNMR、走査ナノスケールゲートを用いたGaAs二次元系の非縮退領域のイメージング、InSb二次元系におけるRDNMRにも進展があった。また、ウェハの移動度が予想より低く、期待した特性には至らなかったが、InSbトレンチゲートQPCの中央にALD絶縁膜を挟んでセンターゲートを設置し、InSb系でトリプルゲートQPCを作製することにも成功した。

1: Research has progressed more than it was originally planned.

Reason

冷凍機の故障により遅延した実験を繰り越して、2020年度にまたがって研究を実施したが、当初計画していた低磁場領域でのRDNMRによる0.7構造の測定が、核スピン緩和測定を中心にほぼ順調に進展した。さらにこれに加えて、強磁場領域での測定を大きく前進させることができた。分数量子ホール効果領域でのRDNMRに加えて、予想外の大きな成果として、通常偶数分母の量子ホール効果を見ることが不可能と思われている移動度のウェハ上に作製したQPCにおいても、センターゲートの効果で局所的に偶数分母状態が実現できることを示すことができた。QPCの歪のRDNMR測定とその解析、QPCのポテンシャルが輸送特性に与える影響の理論解析、多重ゲートQPCでのRDNMR測定、走査ナノプローブを用いた非縮退領域のイメージング、InSb二次元系でのRDNMR、InSb系でのトリプルゲートQPCの作製など計画通りに進捗し、これらに関連する論文発表も計画通りに実現された。また、コロナ禍で2020年度の国際会議発表は低調になったが、2019年から通して見ると招待講演、国際会議発表共に高いレベルにあった。
以上をまとめると、希釈冷凍機の故障で2020年度に研究を繰り越したものの、希釈冷凍機の修理が順調に進み、2020年度は予定通りの稼働が実現できたことで、当初2019年度に予定していた研究はほぼ完遂することができ、さらに我々のQPCにおける偶数分母状態の測定と言う、大変大きなインパクトのある予想外の成果が得られた。従って、「(1)当初の計画以上に進展している。」と自己評価した。

Strategy for Future Research Activity

低磁場でもQPCのRDNMRが測定できる利点を活かし、QPCの0.7構造の解明に向けて、ポンプ・プローブ法によりT1時間、ナイトシフトのデータを蓄積してきた。これを受けて、蓄積したデータを詳細に解析し、特にT1時間などから0.7領域での一次元チャンネルのスピン状態を明らかにし、論文を完成させる。また、2020年度に世界ではじめて確認した、超高移動度ではない通常のQPCにおける3/2構造の発現について、センターゲートの重要性に焦点をあてて論文発表を行い、オリジナリティを確保することを目指す。さらに、これに加えて、形状の異なるトリプルゲートQPCで3/2構造がどのように出現するかを検討し、デバイス構造の影響を明らかにするとともに、我々が世界をリードするRDNMRを用いて3/2構造のポンプ・プローブRDNMRを実現し、QPCの3/2状態のメカニズムを明らかにしていく。また、InSb二次元構造の輸送特性についてもALD絶縁膜とゲートによる二次元電子密度の精密制御を活用して、弱局在や非弱局在の測定を行い、将来のトリプルゲートInSbQPCの作製、さらにはそこにおけるスピン軌道相互作用の解析に繋げる。なお、これらの研究は東北大学理学系の橋本助教、大学院修士学生の早渕氏、金野氏、さらにインドネシアIISから招聘予定のFauzi博士と協力して推進する。理論面は東北大理学系の柴田教授と協力するほか、InSb系での研究では東北大工学系の新田グループとも共同する。
