Outline of Research at the Start

温度差を電気に直接変換する熱電変換は、近年、エネルギーハーベスティング技術の一つとして注目されている。中でも電気伝導性酸化物は、熱的・化学的耐久性の高さから熱電材料候補として期待されているが、既存の金属カルコゲナイドと比較して熱伝導率が高く、性能が低いという問題がある。本研究では、酸化物熱電材料であるSrTiO3-SrNbO3系全域固溶体の熱輸送特性を明らかにし、SrTiO3および他の類似システムにおける熱伝導率低減の可能性を探る。

Outline of Annual Research Achievements

外国人特別研究員・張 雨橋 博士との共同研究では、酸化物熱電材料の高性能化をターゲットとして、層状構造を有する酸化物の熱伝導率の精密計測や、固溶体形成に起因する格子歪と熱伝導率の関係の調査などを行った。張博士は酸化物薄膜試料の作製、熱電特性の計測、熱伝導率の計測の実験を担当した。受入研究者である太田は研究計画作成を行った。
本研究の特筆すべき成果は、層状コバルト酸化物Ba1/3CoO2薄膜が、室温における熱電変換性能指数ZT = 0.11を示すことを見出したことである。この値は公表されている酸化物(信頼性のある値として)の室温におけるZTの中では最大である。
また、自然超格子InGaO3(ZnO)m(mは自然数)単結晶薄膜の超格子に対して直交方向の熱伝導率が、多結晶InGaO3(ZnO)mよりも低いことを発見した。単結晶なのに多結晶よりも熱を通さないという、この驚くべき結果は、熱電材料の低熱伝導率化に向けた材料設計指針を与えるだけでなく、超低熱伝導セラミックス実現のための重要な知見となる。
さらに、これまで熱伝導率に及ぼす電子の寄与が大きいとされてきたSrTiO3-SrNbO3-LaTiO3系固溶体を薄膜化し、熱伝導率を精密計測した結果、固溶体形成による格子熱伝導率の減少が顕著に起こるため、キャリア電子濃度が極めて高いにもかかわらず、熱伝導率は低いことが分かった。
以上のように、本共同研究では、酸化物熱電材料の高性能化の鍵となる低熱伝導率化に関する重要な知見を得ることができた。
