Outline of Research at the Start

スピン軌道トルク(SOT)を用いた磁化制御の研究を行う。これまでの実績で強磁性半導体GaMnAsの垂直磁化膜に電流を流すだけで従来の1/100程度の電流密度で磁化反転させることに成功しているが、さらに磁化反転のメカニズムを解明し、field-like torque項, damping like torque項など様々なトルクの物理機構を解明し、それらを制御することによって、さらなる電流密度と消費電力の低減を目指す。また、強磁性半導体の特長を生かし、電圧によってスピン軌道相互作用、SOTおよび磁化を制御する技術を確立し、超低消費電力で動作する新しい原理のスピンデバイスをつくる。

Outline of Annual Research Achievements

将来の磁気抵抗ランダムアクセスメモリ(MRAM)などスピントロニクスデバイスにおいて、高効率・低消費電力の磁化制御方法として期待されるスピン軌道トルク(spin transfer torque, SOT)による強磁性薄膜の磁化反転の研究を行い、以下の成果を得た。
・垂直磁気異方性をもつ単一の強磁性半導体GaMnAs薄膜をInGaAs/GaAs 基板上に形成し、垂直磁気異方性をもつGaMnAs薄膜に電流を流すことにより、スピン軌道トルク(SOT)によるきわめて高効率の磁化反転に成功した。条件を最適化した結果、SOT磁化反転としては世界最小の電流密度である4.6×104A/cm2の微小電流密度(従来より3桁低いJC)で180度磁化反転を実現した。
・垂直磁気異方性をもつGaMnAs薄膜をチャネルとしてトップゲート構造をもつ電界効果トランジスタを作製し、ゲート電圧によるSOTの強さとJCの制御、さらにゼロ磁場での磁化反転にも成功した。
・強磁性金属系多層膜MgO (5nm) / Co2FeSi (0.6nm) / Pd (5nm) / Cr (3nm) をMgO (001)基板上にスパッタ法で堆積し、SOT磁化反転の定量的評価を行い、ダンピングライクトルク有効磁場とフィールドライクトルク有効磁場の寄与を明らかにした。
以上の研究成果をNature Electronics, AIP Advancesに論文発表し、国際会議で招待講演を行うなど、国際的に高い評価を得た。未発表で準備中の論文も2件ある。Jiang Miaoさんは2022年度中に中国に帰国後、北京理工大学 材料科学科・教授に就任し、今後もわれわれの研究室と共同研究を続ける予定である。
