Outline of Research at the Start

本研究は,半導体3次元構造による発光波長の合成,分極制御・プラズモニクス効果などに着目し,任意の波長の光を高効率で発光させる新機能素子の開発を目指す.このことによって,任意の演色性を可能とする究極のテーラーメイド照明光源や高度な加工・バイオ応用などで求められる深紫外多波長光源を実現する.さらに,光源の多波長・高速スイッチングによる光空間無線通信を実証し,次世代通信システムへの基盤を確立する.

Outline of Annual Research Achievements

発光シンセサイザー実現は,テーラーメイド照明,可視光通信(Li-Fi),およびマイクロLEDディスプレイ等の応用に大きなインパクトが期待されている.われわれは,半導体3次元構造からの多波長発光制御がそのためのキーテクノロジーとして捉え研究を推進している.
GaNテンプレート上にストライプ上のSiO2マスクを形成し,その上に有機金属気相エピタキシー(MOVPE)による選択再成長を行うことによって形成したInGaN系3次元マルチファセット構造制御に関する研究を推進し成果をあげてきた.一方で,マルチファセット構造ではエネルギー的に安定な結晶面が現れやすく,3次元構造の自在制御という点で課題があることも事実である.
そこで,本研究プロジェクトの中ごろからは,新たな多波長発光構造の作製にも取り組んできた.具体的には,MOVPEによるInGaN成長時のIn取り込み効率の結晶面方位依存性に着目し,連続的にオフ角が変化する凸レンズ形状のマイクロレンズ構造やグレイスケールフォトリソグラフィー法による多面体トポグラフィー構造に着目して研究を遂行している.前者はトップダウン的な高度な加工技術を必要としない利点,後者は傾き角の異なる面を組み合わせることによる波長集積が可能な利点があるた,今後の発展が期待できる.
また,GaNにAgナノ微粒子を作製するとプラズモニクス効果による近紫外の発光増強が観測されるが,時間とともに銀ナノ構造の形が崩れて発光増強の効果が無くなる問題が顕在化していたが,GaNと微粒子の間にSiO2薄膜層を成膜することでAgナノ微粒子の安定化に成功した.さらに,金属ナノ構造を用いなくても,InGaN/GaN量子井戸にSiO2などの酸化薄膜を積層し,紫外線レーザーを照射し続けることによって,青色,緑色,黄緑色発光領域において,著しい高効率化が達成できることを発見し特許出願している.

Current Status of Research Progress

2: Research has progressed on the whole more than it was originally planned.

Reason

GaNマイクロレンズ構造上のInGaN量子井戸では,青紫から緑色域の波長分布に留まっていたが,昨年度はマイクロレンズ構造や成長条件の最適化を行い,赤色成分(~600 nm)をレンズ頂上部,緑色成分(~530 nm)を中間部,青色成分(~480 nm)を底部に位置させることに成功した.この成果は,不安定面を用いた緩やかなマイクロ構造が,全可視光色の集積に有望であることを示すものである.さらに,昨年度には多面体トポグラフィー構造を用いた三色集積LEDの試作に成功した.この構造では,各色の発光強度を独立に制御できるため,白色照明における色温度・演色性制御やマイクロディスプレイ応用に展開する成果であり注目を集めている.
また,InGaN/GaN試料にSiO2薄膜を製膜し,紫外レーザーを照射し続けることで,プラズモニクスと同様の著しい高効率化が達成できることは先に述べたとおりであるが,この効果がSiO2薄膜に留まらず多くの酸化物や窒化物の積層においても発現していることを見出している.この物理機構として酸化物,窒化物の金属原子が,InGaN層に達してGa空孔を埋めることによって発光特性が改善されるモデルを提案しており,基礎光物性解明による知見を基にして実用レベルでの高効率LEDへの展開が期待できる.
さらに,さらに,近接場光学顕微鏡(SNOM)を用いた顕微フォトルミネッセンス(PL)分光によるInGaN系可視域発光層の輻射・非輻射再結合過程の解明が進んでおり,基礎光物性の解明や高発光効率実現のための知見が得られている.

Strategy for Future Research Activity

(1)「InGaN系多面体トポグラフィー構造によるフルカラーマイクロLEDディスプレイの実証」: GaNとInGaNの格子不整合が顕著になる赤色領域はInGaN系LEDの長年の課題であるが,我々のグループでは,ごく最近,フルカラー成分にて発光するマイクロレンズInGaN量子井戸構造の作製に成功しており,今後,これらの知見を応用して多面体構造によるRGB集積を実証する.
(2)「AlGaN系深紫外発光構造の短波長化」:波長が220nm~240nmの領域は,人体への影響が少なくウイルスのみを選択的に不活性化させるため高効率LED開発が喫緊の課題となっている.この波長域にて有望なAlリッチAlGaN/極薄GaN量子井戸構造において,LEDのデバイスシミュレーションによる精査を行い,電流注入効率に優れた構造を見出しており,この波長領域でのLEDの高効率化に関して明るい見通しを持っている.
(3)「近接場光学顕微鏡(SNOM)による顕微分光による基礎光物性評価」: Si中空逆ピラミッド構造に微小開口を設けたSNOMプローブは,自由開口であるため高い光スループットが得られる.昨年度に引き続き,このプローブを用いたSNOMによる顕微フォトルミネッセンス測定によって,InGaNおよびAlGaN構造の輻射・非輻射再結合機構を解明する.
(4)「発光波長の制御と高効率化」:昨年度に引き続き,金属種,ナノ構造,配列によるプラズモニクス制御と3次元InGaNおよびAlGaN構造を組み合わせることで,可視域全域および近紫外から深紫外域までの広範囲において多波長発光の波長制御と高効率化に取り組む.SiO2膜積層と紫外レーザー照射による高効率化の物理機構の解明も推進し,本手法とプラズモニクス効果との相乗効果を取り入れる形でデバイス応用への礎を構築する.
