Outline of Research at the Start

新規環境半導体であるバリウムシリサイド(BaSi2)の太陽電池への応用を目指す。BaSi2は資源が豊富な元素のみで構成され,太陽電池に適した諸物性を有する。光入射によりBaSi2層において生成したキャリアを取り出すためのキャリア輸送層とBaSi2層の高品質な接合の形成が高効率動作に向けて重要である。本研究では,上記界面における欠陥評価を元に高品質化への端緒をつかみ,20%のエネルギー変換効率を目指す。さらに,本手法をGe基板上へ展開し,30%を超えるエネルギー変換効率を有するBaSi2/Geタンデム型太陽電池を実現する。

Outline of Annual Research Achievements

本研究では,n型BaSi2膜の高品質化,および太陽電池応用に向けたシミュレーションを行った。BaSi2のn型ドーパントであるPとAsを用いてn型BaSi2薄膜を作製し,物性の評価を行った。Pについては,BaSi2中での拡散係数の導出,およびイオン注入を用いた太陽電池応用に着手した。これまでBaSi2太陽電池に用いられていたSbと比較して2桁小さい拡散係数を示し,イオン注入を用いたBaSi2太陽電池の初動作を実証した。この成果は,あらゆる手法により作製したBaSi2膜に応用可能であり、新たなBaSi2太陽電池の設計方法を提示した。
次に,Asを添加したBaSi2薄膜の光学特性の向上にむけて,これまで高い光学特性を示してきたSi-rich条件で堆積したBaSi2膜への高温の加熱を行った。光学特性の評価には,太陽電池の光電流を決定するパラメーターである,分光感度を測定した。加熱しない試料と比較して,1000°Cで2分間の加熱後に分光感度が約3倍に向上した。この結果は,n型不純物を添加したn型BaSi2薄膜において、最も高い分光感度である。さらに,これまで高い分光感度を示していた,Bを添加したp型BaSi2薄膜と同程度の光学特性であり、BaSi2太陽電池の設計自由度が大幅に拡大した。
上記の結果をもとに,n型BaSi2薄膜の太陽電池応用に向けて,デルフト工科大学との共同研究によりシミュレーションを用いた太陽電池設計を行った。 太陽電池の基本構造はpn接合であるため,n型BaSi2光吸収層にはp型BaSi2層のキャリア輸送層が候補になる。しかし,p型BaSi2は光吸収係数が大きく,n型BaSi2膜での光電流密度が制限される。そこで,ワイドバンドギャップ半導体に着目し,最適な構造を決定した。
