Outline of Annual Research Achievements

本研究の目的は光異性化分子のジアリールエテン(以下、DAE)を高度に配列した分子膜を構築し、これをトランジスタ素子に組み入れた光電変換機能を発現することにある。既にこれまでの研究で、ある種のDAE分子膜はトランジスタのチャネル層として機能すること、そのとき光でスイッチした電流のON/OFF比が1000にも及ぶことを示してきた。これは光異性化と半導体という二つの異なる性質を両立する新物質を見出したことと、半導体-絶縁体相転移を光で誘起するという新現象を見出したことを意味する。このときDAE分子膜はアモルファス構造であるため、ランダムに分布する分子間を電荷がホッピング伝導しつつ、光によるπ共役系の変化がトランジスタ特性のスイッチングに大きく関与していることを現している。以上の研究成果をもとにして、分子構造を最適化することにより、さらなる伝導特性を向上させることを第一の目的にした。さらにレーザ-ビームを走査することによるトランジスタ回路の描画技術の確立することを第二の目的に本課題に取り組んだ。その結果、DAE中心骨格の両側にパイ共役系置換基を取り付けることにより、さまざまな構造を持ったDAE分子が半導体特性を示してトランジスタチャネルとして機能すること、このときチャネル層-電極界面での電荷注入の促進が光スイッチ機能に大きく関与することを明らかにした。一方、レーザービームでのトランジスタ回路描画技術では、可視光および紫外光のレーザービームをDAE薄膜に走査することにより、一次元ワイヤ構造を持ったトランジスタチャネルの繰り返し書込・消去技術、複数のワイヤが並列接続したマルチチャネルトランジスタ素子の描画技術、枝分かれ構造をもったチャネル描画技術、スポット光照射による光バルブ機能などを確立できた。これにより光描画による論理回路設計が可能であることを実証できた。
