研究概要

微傾斜GaAs(110)面上に分子線成長法により、GaAs/AlGaAs超格子を成長すると、ある成長条件では巨大ステップが形成される。この巨大ステップをもつ表面上にGaAsを成長すると、ステップ端で膜厚が厚くなり、量子細線が形成される。断面透過電子顕微鏡、原子間力顕微鏡、走査型カソードルミネセンス及びフォトルミネセンスで評価した結果、量子細線間および量子細線内にも不均一があることが判明した。巨大ステップを低温で形成し、量子細線を高温で形成する2段階成長法により均一性は向上した。さらに量子細線形成中に成長中断を数回入れることにより均一性は一層向上した。顕微フォトルミネセンスの温度依存性、励起強度依存性より、単一量子細線の低いポテンシャル(〜5meV)に低温では励起子が局在するとが判明した。しかしながら高温では観測されないことから、半導体レーザへの応用には差支えないと思われる。単一量子細線の光学的性質は走査型カソードルミネセンスにより詳細に調べた。特にその温度依存性から、単一量子細線へのキャリアの保護過程についても明らかにした。半導体レーザへの応用を目指して、積層型量子細線も形成した。量子細線間のバリア層の厚さを薄くすると量子細線間の結合がフォトルミネセンスのピークの低エネルギ側へのシフトとして観測された。
さらにこの巨大ステップをもつ(110)面上にInAsを成長させると、InAsがステップ端に集まり、量子細線、量子ドットが形成されるのを観察した。断面透過電子顕微鏡、フォトルミネセンスで評価し、興味ある物性が観測された。
