研究概要

電子波デバイスのための表面界面構造をSTMを試作し、大気中および超高真空で、原子スケ-ルで観察評価しその場加工を実現した。 (難波) 段差基板上に成長したGaAs/AlAs量子井戸構造の品質を向上するとともに微細なサブミクロンのファセット領域にキャリアをコンファインできることを確認した。 (冷水) 全ての電子が基底準位にある量子細線での界面散乱を解析し、電子数が増すと移動度が顕著に上昇することを示した。量子井戸端面上のMBE成長も可能にした。 (榊) コヒ-レントなホットエレクトロンの為に必要な結晶成長条件を明らかにした。又、結晶成長によるX線マスク作製を提案し、初期的実験で100nm構造の転写を達成した。 (古屋) 半導体微結晶の表面準位が3次の非線型光学応答を増大すると同時に、多彩なスペクトル構造をもたらすことが分かった。フレンケル励起子系の時間分解スペクトルが求められた。 (花村) AlGaAs/GaAsマイクロ共振器における直流電界印加による自然放出光結合係数スイッチングを用いて、自然放出光の連続的制御を実験的に検証した。 (山西) GaAs/AlGaAs二重量子井戸構造における電子のエネルギ-緩和時間とトンネル時間のエネルギ-準位間隔依存性および表面凹凸散乱効果を明らかにした。 (赤崎) MOS接合からの発光分光によりトンネル電子による発光過程を明らかにした。Si試料のSTM発光実験においてp型とn型で異なった可視域の発光特性を観測した。 (潮田) 本研究の目的である、Geの伝導帯のΛ軸上における電子波干渉効果を観測する基礎として、トンネリングにおける波数横成分の保存性をn‐Siにおいて確認した。 (尾崎)電子とレ-ザ-光との相互作用となる微小間隙回路の具体的な回路構成を決定し、その製作のための基礎的技術を確立した。 (水野)
