全エピタキシャル金属/絶縁体積層構造形成とデバイスの研究

研究概要

本研究担当者らは、これまでに格子不整が25%以上もある種々の異種材料の組み合わせでICBを用いて室温で金属薄膜等が半導体基板上にエピタキシャル成長することを明らかにしてきた。また、半導体基板上に全エピタキシャル金属/絶縁体からなる積層構造を真空一貫プロセスで構築した。さらにエピタキシャル絶縁薄膜の成長層の厚みを変化させ、電流・電圧特性を調べ、電子デバイス作成の基本的データを求めるとともに、計算機実験による理論的考察を行い、量子効果デバイス作製の基礎的データを得た。
平成6年度は本研究の最終年度であり、これまでに得られた異種材料の積層エピタキシャル成長を総合的に検討し、共鳴トンネルデバイスを形成した。具体的には、Si基板や形成したAl及びサファイア薄膜の表面状態をSTM観察し、表面・界面が原子レベルで平坦であることを明らかにした。また、Si(111)基板上にAl/Al_2O_3/Al構造のエピタキシャル成長を行い、その電流電圧特性を測定し、Al_2O_3層が数原子層の場合、トンネル電流が支配的であることを明らかにした。さらに、Al/Al_2O_3積層構造を用いた3重障壁共鳴トンネルダイオードについて構造設計を行い、電流電圧特性の実験結果や理論計算から量子効果デバイスとして優れた特性が期待できることを明らかにした。
