ガスクラスターイオンビームと固体表面との反応素過程に関する研究

研究概要

常温でガス状の物質から数百〜数千個の分子からなるクラスターを形成しイオンビームとし、加速して固体表面に照射するガスクラスターイオンビーム技術は、従来のイオンビーム技術とは異なる原理に基づいた新たなイオンビーム技術として期待されている。本研究では、クラスターイオンが持つ運動エネルギーによって促進させる固体表面での化学反応過程について調べ、これまでにSF_6クラスターイオンビームのシリコン表面における反応確率が極めて高いということを見いだした。このように、クラスターを構成する分子が反応に関与する場合、運動エネルギーを持つクラスターとして表面に供給することにより従来の熱反応では起こらない化学反応を発現させることができた。また、運動エネルギーが低い分子一個のイオンビームではこのような高い反応確率を得ることはできないということから、分子集合体であるクラスターを用いることにより初めて起こる反応であると考えられる。今回、Si表面におけるSF_6クラスターイオンの反応性スパッタリングについて真空中に飛び出した生成物を検出し、このエッチング反応の反応生成物を四重極質量分析計を用いて測定した。
クラスターが衝突したときにのみ見られるピークは、SiF_3^+およびSiF^+であり、生成物はSiF_4分子であることが明らかになった。SiF_4分子は常温で高い蒸気圧を持つ揮発性の分子であるために、表面から容易に脱離することができ高い反応確率が得られたと考えられる。また、脱離した分子の角度分布を測定したところ、cos則に従っていることが明らかになり、クラスターイオンの運動エネルギーが脱離に寄与したのではなく、揮発性のフッ化物の生成を促進させたと考えられる。このように反応性クラスターの衝突により励起された表面化学反応は、分子一個の場合と異なることが明らかになり、今後、エネルギー分配などについての測定を行っていく予定である。
