研究概要	希薄磁性半導体量子井戸での高圧強磁場磁気発光測定から、量子井戸界面磁化の特異性とそこでの交換相互作用の圧力による増大を示し、界面磁化の観測に関する新しい方法を提案した。非対称量子井戸での励起子分岐に関して理論計算を行い、磁気光学現象を説明できた。化合物半導体や希薄磁性半導体量子井戸での励起子分子状態を見出し、その超高速時間分解分光により励起子分子生成、緩和過渡過程を明らかにした。MBEによりZnTe上に、Cd_<1-x>Mn_xTeの自己組織化ドットを作製し、その光物性研究を行った。0次元のドットにおける励起子磁気ポーラロンの振舞いを見出した。CdTe,Cd_<1-x>Mn_xTeのMBE成長によるn型ドーピングI(ヨウ素)をドーパントとしたMBE成長により、n型Cd_<1-x>Mn_xTe薄膜、およびCdTe/Cd_<1-x>Mn_xTe変調ドープ試料の作製を行い、その磁気輸送現象の観測を行った。Ga_<1-x>Mn_xAsの光電子分光を行い、Mnの価数、p-d混成強度、p-d交換相互作用の強さを見積もった。さらに、Mnドープによるバンド分散の変化とフェルミ準位付近の新しい状態の出現を観測した。GaMnAsの強磁性秩序の発生機構を明らかにすべく、フーリエ分光法を用いてGaMnAsの光学的伝導度s(w)の測定を行った。その結果、GaMnAsにおいても2重交換相互作用が重要である示唆が得られた。希薄磁性半導体におけるsp-d交換相互作用の起源の解明と制御、ならびにこれを用いた光デバイスへの応用に関して、1)半導体光デバイスと一体的な集積が可能な磁気光学光導波路を実証、2)半導体光増幅器と強磁性金属のハイブリッド構造を用いる導波路型光アイソレータの新しい構造を提案、3)CdMnTe/CdMgTe量子井戸中において磁場により巨大な光学利得が誘起されることを見出した。
