超清浄雰囲気スパッタ法によるスピンバルブ型GMR薄膜の界面構造制御とヘッド試作

研究概要

本研究は、成膜雰囲気の清浄化が薄膜成長過程に及ぼす影響の物理的起源を解明し、スパッタ成膜プロセスにおける極薄積層膜の微細構造の制御技術を確立することを目的としている。本年度は、極高真空対応マルチスパッタシステムを用いて,スピンバルブ特性を安定に導出するための二大要素、(1)強磁性層/反強磁性層積層膜の交換磁気異方性、ならびに、(2)強磁性層/非磁性層/強磁性層積層膜における伝導電子のスピン依存性散乱、に及ぼす成膜雰囲気清浄性の影響について検討を行った。
1.Ni-Fe/Mn-Ir積層膜を、反強磁性膜厚を変化させて極清浄プロセス中で成膜を行い、積層膜の微細構造と交換磁気異方性との相関について、磁気トルク法による解析を中心に検討を行った。その結果、微細構造を良く制御した積層膜においては、その磁化過程が、MeiklejohnのSingle spinmodelによって良く説明され、従来報告されていた、高磁場における一方向磁気異方性と回転ヒステリシス損失の共存が、反強磁性粒子の膜厚の分布によって引き起こされていることが明らかとなった。
2.スピンバルブ膜の磁気抵抗変化率(GMR比)は、成膜雰囲気中の清浄度の関数として変化し、清浄性の向上に伴って、飽和電気抵抗が低下する。一方で、清浄度の向上により同時に引き起こされる積層界面の平坦性の劣化は、磁性層間の静磁気的な強磁性的結合を強めるために、抵抗変化率が低下する。しかしながら、飽和電気抵抗の低下の方が支配的であるために、GMR比は、清浄性の向上に伴って増大した。また、清浄成膜雰囲気に、微量酸素を添加することによって、積層界面の平坦性劣化が妨げられることが明らかとなった。
以上の知見を元に、GMR比約10%を有する総膜厚150Å以下の極薄スピンバルブ膜の開発に成功した。
