Si(111)-7×7構造自己組織化過程における不純物原子の影響

研究概要

Si(111)表面上に形成される7×7構造の形成過程の過渡現象、及び7×7構造形成過程に及ぼす雰囲気中の酸素の影響を明らかにした。
1 7×7構造形成過程の過渡現象
パルスレーザーアニールにより一旦無秩序化された表面原子の7×7自己組織過程をRHEEDでその場観察することに成功した。
レーザー照射後、7×7の周期性を表すRHEEDの1/7次超格子反射スポットの強度は、基底の温度に依存した速度で増大した。また、このスポットの強度の経時変化の再現性は極めて良かった。
この現象を実空間で捉えるため、同じ条件の表面をSTMを用いた観察を行った。その結果、表面の可干渉領域内に無数の7×7ドメインが核形成し、成長することがわかった。更に、成長の進行とともにコアレッセンスが起こり、位相不整合境界が減少していくことがわかった。この結果から、RHEEDの回折強度の変化は必ずしも7×7領域の面積変化と一対一の対応関係にはないが、7×7領域の変化の定性的な傾向を反映していることが確認された。
2 7×7構造形成過程に及ぼす雰囲気中の酸素の影響
ベース真空度が2×10^<-12>Torrの超高真空雰囲気に純度99.99%以上の酸素を導入し、レーザー照射後の7×7構造の成長過程がどのような影響をうけるかを調査した。RHEEDの観察により、500℃の基板では、酸素分圧を5×10^<-10>Torr以上にすると成長が減速することがわかった。
この成長の減速の原因を確かめるために、7×7構造と7×7に未配列の″1×1″構造が共存する急冷表面に酸素を導入しながら、STMによりその場観察を行った。その結果、酸素が7×7構造よりも″1×1″構造領域と優先的に反応することがわかった。
以上の実験結果から、″1×1″領域が酸素と反応し、7×7構造への相転移が妨げられるため、成長が減速したことがわかった。
