表面波プラズマにおけるマイクロ波吸収機構の解明とアンテナ結合系の最適化

研究概要

本研究では、半導体プロセス用表面波励起大面積プラズマ源の開発を目的とし、表面波プラズマにおけるマイクロ波エネルギーの吸収機構の解明、およびプラズマ-アンテナ間結合の最適化に関する研究を実施した。以下に本研究成果の概要を列記する。
1. 大面積表面波プラズマにおける表面波モードの同定:周波数2.45GHzマイクロ波を用いた大面積平面状プラズマにおける表面波モードの分散関係およびモードジャンプ機構はついて、本研究において初めて実験、理論両面から明らかにした。
2. マイクロ波エネルギー吸収機構:表面波プラズマにおけるマイクロ波エネルギーの吸収機構を調べるため、ペリスコープ法による高エネルギー電子の測定およびICP生成プラズマ中におけるマイクロ波の伝搬特性の測定を行った。実験結果から高エネルギー電子が石英窓近傍で生成されること、電界が局所的に増大することからカットオフ層において電磁波とプラズマ間の共鳴的エネルギー授受の可能性があることを示した。
3. プラズマ-アンテナ結合系の最適化:アンテナ形状および配置がプラズマ生成にどのように影響するかを調べるため、種々のスロット形状をテストし、プラズマ生成効率の得失を調べた。実験より、プラズマ生成効率がスロット形状に大きく依存すること、中でも導波管軸に垂直に切ったスロットが励起効率に優れていることを示した。
4. プラズマ生成の励起周波数の効果:表面波プラズマ生成における励起周波数の効果を調べるため、周波数2.45GHzおよび915MHzの電磁波を用いて同一の真空容器においてプラズマを生成し、両者特性の得失を調べた。本研究より915MHzの場合に線形なパワー樒度特性が得られことを示した。
5. 研究成果:本研究で得られた研究成果は、平成9年度〜平成10年度にわたり学術論文に14件、国内開催の学会、研究会に24件、国際会議に13件(招待講演2件)発表した。
