高精度マイクロマシニングによる超センシング

研究概要	半導体微細加工技術を発展させた「マイクロマシニング」を用いると、微細構造を持つ小形のセンサを作ることができる。微細構造は小さなエネルギでしかも速く動くため、高感度で応答が速いセンサを実現できる。マルチプレクサ回路や容量検出回路などを集積化することで、多数並んだアレイセンサや静電容量型センサなどが可能になる。さらにアクチュエータを集積化することで、高感度な振動型センサ、あるいはサーボ型センサや自己診断機能付センサなども実現できる。高精度マイクロマシニングや異種要素の集積化およびナノマシニングにより、現状の計測技術の限界を越えた超センシングの世界を開拓する。高感度な容量型圧力センサであるダイアラム真空センサ、容量型加速度センサ、三脚音叉による返動ジャイロ、静電浮上モ-タとして高速回転する高精度回転型ジャイロなどをシリコンマイクロマシニングで開発してきた。これらはガラスとシリコンを接合した真空パッケ-ジとして作られており、静電浮上モータは毎分千回転できることを確認した。この他せまい隙間でのスクイーズドフィルム効果を用いた遅延型加速度スイッチを試作した。薄い片持ち梁を歪み無しに製作して利用すると、対向電極構造で静電容量により梁の撓みを検出したり、静電引力で動かしたりすることができる。これによって容量型原子間力顕微鏡(AFM)用プロ-ブなどを開発してきた。また先端の突起に直径20mm程の孔を形成し近接場走査型光顕微鏡としても利用している。このプローブは近接場光を強くできるので高密度光記録にも有望である。検出と駆動の機能を持つプローブを多数配列させたマルチプローブ、先端に微小な発熱体を形成した熱記録用プロ-ブなども開発した厚さ60mm程の極端こ薄いシリコンの片持ち梁を用いて、表面状態が振動子のQファクタヘの影響を研究し、表面を水素原子で覆うことでQを大きくできた。これは高感度な振動型センサに役立つ。この他、高感度赤外反射分光で表面分析を行うための、赤外線用の偏光変調器を2種類製作した。これは透過型の可動回折格子と、マイクロエアタービンでワイヤーグリッド偏光子を高速回転させるものである。
