非対称量子井戸構造を用いた新原理光量子効果素子の研究

研究概要	今年度はタイプI構造とタイプII構造を結合した非対称量子井戸構造を実現する第一段階として、InP基板に格子整合するInGaAs/GaAaAsタイプII多重量子井戸(MQW)構造の成長を分子線成長法(MBE)を用いて行い、この材料系の基本的特性を明らかにした。まずフーリエ変換赤外分光装置を用いてMQW層のサブバンド吸収特性を測定し、その構造依存性からこの材料系の伝導帯不連続値を評価した。その結果、0.36eVという値が得られた。この値は室温で量子効果が得られるのに十分大きいものである。次にフォトルミネッセンス(PL)特性のSiドーピング濃度依存性を検討した。その結果ドーピング濃度が2x1017cm-3を越えると急激にPL強度が減少し、半値幅が増大することという特異な減少が存在することが明らかとなった。この原因を解明するため、ドーピングプロファイル依存性を調べたところ、SiドープによりGaAsSb層に深い準位が形成されたことが原因であることが明らかとなった。さらにInGaAs/GaAsSbタイプIIMQWダイオードを試作し、電流注入発光(EL)特性を測定した結果、波長2.2ミクロンにおいて明瞭な発光を観測することが出来、良好な光学的品質を有していることが明らかとなった。
