低角入射分子線エピタキシ法による絶縁膜上への半導体単結晶薄膜の横方向成長

研究概要	本研究においては、低角入射分子線エピタキシという新しい薄膜成長法を提案し、選択成長と組み合わせることにより非晶質絶縁膜上に無転位半導体薄膜を成長させることを目的としている。我々は、この成長法を低角入射マイクロチャンネルエピタキシ(Low-Angle Incident Microchannel Epitaxy, LAIMCE)と名付けた。この方法の主要なアイデアは、気相成長において二つの結晶面の間を成長原子が表面拡散により移動する現象(面間拡散と呼ぶ)を利用し、縦方向成長を抑制し、横方向成長を増加させることにより絶縁膜上の広い無転位半導体薄膜を成長させるところにある。本年度はLAIMCEの実現のため欠くことのできない非晶質絶縁膜(SiO_2膜を使用)上での選択成長について調べた。分子線結晶成長(MBE)では、選択成長は表面原子の再蒸発によっており、再現性の高い選択成長は困難である。なぜなら、SiO_2上とGaAs成長表面上での再蒸発の差はわずかであり、加えて、GaAs成長層の表面モホロジーが再蒸発により大幅に劣化するからである。μ-RHEED SEM-MBE装置によるその場観察を用い、選択成長の様子を詳細に調べた結果、選択成長の実現にはSiO_2膜からの再蒸発のみならず表面原子の拡散も重要な過程であることが判明した。成長領域への表面原子の拡散・流れ込みにより、成長領域近傍のSiO_2上は選択性が大幅に向上する。この現象をうまく利用すれば、選択性の高い良好な選択成長を実現することが可能となる。一方、横方向成長のメカニズムを解明するためには、より広い成長条件に関して依存性を調べる必要がある。そのためメサ基板の利用を考案した。メサ基板を用いれば、選択成長が難しい条件下でも横方向成長を達成することが可能であり、より広い成長条件に対する横方向成長の挙動を検討することが可能となる。
