研究概要	近年不揮発メモリーを対象として、強誘電体薄膜をシリコン表面上に結晶成長させる技術の開発が要望されている。酸化物強誘電体薄膜を直接シリコン表面上に結晶成長させる場合、シリコン表面が容易に酸化され、非晶質である酸化シリコン層が形成される。そのため、良好な酸化物強誘電体膜を結晶成長させることは難しい。さらに、制御されずに不可避的に形成された酸化シリコン層の電気的特性は、通常のMOSデバイスの二酸化シリコンに比べ著しく劣ると考えられる。私は、この酸化シリコン層の形成を避けるために、非酸化物であるカルコゲナイド化合物(Zn_xCd_<1-x>)Sに着目し、Siベース不揮発メモリー主材料の可能性を探索すべく研究してきた。その結果、これまで、(1)初めて、(Zn_xCd_<1-x>)S(x=0.1,0.3)が薄膜で強誘電性を発現することを示し、(2)Si基板に接合させる際、界面電子構造のマッチングを調整し、漏れ電流(I-V)特性を制御できることを見出してきた。今年度は、(1)TEMによる(Zn_xCd_<1-x>)S/Si界面構造の観察結果と(2)分極-電界特性の組成比依存を系統的に測定した。そして、包括的にこれまでの獲得データを検討して、Si基板上で使用する際の最適なZn組成比を結論した。さらに、ボトムアップのスキームに則り、我々は界面の高次制御を心掛けた強誘電体メモリーの開発を手掛けてきた。僅か1nm厚のSiONバッファ層を挿入したSi基板BiT強誘電体メモリーは良好な界面特性を示唆する電気特性データを示し、挿入による電特向上効果を明らかにした。SiON層挿入効果は、BiT-Si界面における化学反応の抑制にあり、僅か膜厚1nm程度のSiONバッファ層がSiと強誘電体薄膜の界面特性を上させ、両物質の機能を高次に調和させることを明らかにした。
