完全界面制御プロセスによる機能調和素子創成

研究概要	文字通り原子スケールで半導体との界面を制御し(量子現象を制御し)、物質科学の立場からブレークスルーとなり得る新規メモリ材料を開発し、素子化への橋渡しをすることを目的とし、「シリコンテクノロジー」と「酸化物エレクトロニクス」および「バイオエレクトロニクス」の融合を実施した。酸化に対して活性な化学反応特性を有するシリコン表面と酸化物との原子スケール完全界面制御を実施した、レーザーMBEおよびUHV-SPM技術を駆使し、シリコンと機能性薄膜をつなぐ極薄中間層(〜1nm程度のSiON)、さらにその上に強誘電体薄膜を全エピタキシャル形成する、完全界面-結晶成長制御技術を確立できた。機能調和・集積化を実現するため、透明なトランジスタとしてZnO-TFTの作製に成功した。現在実用に供されているアモルファスシリコンと同等以上の特性を実現でき、さらに3.3eVのバンドギャップのため可視光の吸収問題が無くなり、極めて有望なトランジスタであることが実証できた。また、電荷のみを情報伝達信号とせず、電荷情報とスピン情報を複合したスピンエレクトロニクス材料としてV-ZnOを、2段階低温薄膜成長法により実現した。さらに、新規な機能調和素子を目指して、DNA等のバイオ分子のもつプログラム自己組織化特性を利用した分子素子をSi基板上に形成し、化学的・電気的キャリア注入や、化学修飾による光スイッチング特性を付与した分子デバイス実現のための基礎物性を評価した。これらの物性評価には、ナノスケールで構造を制御した電極が必須であり、本特定研のメンバーである一木(東洋大)、堀池(東大)らとの共同研究により、当該研究を推進した。
