高品質T型量子細線レーザー構造におけるレーザー発振とその起源

研究概要	MBEへき開再成長および成長中断アニール法を用いて、超平坦界面をもち、1本の細線の断面寸法が14nmx6nmで、20周期T型GaAs細線レーザー試料を作製した。この試料に対し、PLスペクトル測定、PL励起(PLE)スペクトル測定、PL空間スキャン測定、PL励起強度依存性測定などの基礎分光と、光励起発振スペクトル測定、入力-レーザー出力特性などのレーザー発振特性の測定を行った。PLスペクトル測定により、PL線幅が従来のものに比べて約一桁ほど小さい1-1.5meVであるような高品質の構造となっていることが確かめられた。PLE測定により、量子細線からのPLはストークスシフトが0.5meVと小さく、1次元自由励起子によるものであることが確かめられた。また、10年以上前から理論的に予測されていながら観測がなされていなかった、1次元連続吸収帯特有のラインシェイプが初めて観測された。PL空間スキャン測定からは、このような高品質の構造が、0.5mmのレーザー共振器全体に渡って実現されていることが確かめられた。PL励起強度依存性測定からは、励起子分子や電子正孔プラズマの生成が見出された。また、これをレーザー発振スペクトルと比較したところ、レーザー発振の起源が、従来指摘された励起子によるものではなく、クーロン相互作用の影響を強く受けた電子正孔プラズマによるものであることがわかってきた。さらに、細線の断面寸法は同じで、周期だけを1周期に減らした単一細線レーザー試料を作製し、その1次元基底状態からの発振の観測に世界ではじめて成功した。上記の、20周期レーザーで得られた結果をより高いスペクトル精度で調べる研究が進行中である。さらに、n型に変調ドープを行ったドープ単一量子細線構造にゲートを付けてキャリア濃度を制御するFET型の構造を作製した。そのPLスペクトル測定を行い、上記のレーザー発振メカニズムに関与する1次元キャリアの多体効果を明らかにしつつある。
