研究概要

4年間の研究において、(1)次元の異なるナノ構造間のトンネル現象の新しい物理描像の開拓、(2)書き込み/消去耐性が強いMONOS型メモリの設計指針の提案、(3)グラフェンを用いた電子構造の理論設計、(4)ナノキャパシタンスの量子効果の解明、(5)ショットキー障壁極限の破綻の理論的予言とその実験的検証、(6)シリコンナノ構造における有効質量の異常、(7)歪みチャネル層における原子空孔が電気伝導に与える影響、等多くののブレークスルーにつながる研究成果を得ることができた。
