理由
1. the non-equilibrium green's functions models shows more reliable to predict the quantum cascade lasers (QCLs) design for guiding the way in experiments. The new designs of near-infrared QCLs with high optical gain at 300K are studied. 2. by using the buffer layers on raw SiC substrate, the initial QWs with a thickness more than 5 um has been grown, without cracks.

今後の研究の推進方策 |
1. the non-equilibrium green's functions models indeed give full pictures on the quantum transport in the QCLs, however it is lack to show quantitative parameters as shown in regular models of rate equations. In the next year, we try to specify more the scattering process (i.e., impurity, alloy disorder, electron-electron interactions) on the scattering rate between pair of subbands. 2. as we can grow high-quality QWs, the QCLs structure will be fabricated in order to study its electrical properties (i.e., current-bias correlations) and possible radiations
