Outline of Annual Research Achievements

原子層膜の複層化技術を確立,結晶性の良い原子層の育成,原子層と金属電極,絶縁膜等との相互作用の理解,そして最終的に,デバイス応用を目指すという流れで研究を進めている.本年度の実績として,(i)原子層の複層化技術及び(ii)結晶成長の結果を主に述べる.
(i)複層化デバイスの特性向上には、清浄界面形成が必須であり、複層化に用いるポリマー材料を溶融しない乾式プロセスの確立が重要である。2次元材料・基板材料は無機系であり、貼り合わせに使用する透明ポリマーは有機系であり、熱膨張率は2桁近く異なる。この特徴を利用し、高温に加熱し密着性を向上させた後、0度付近にまで冷却剥離することで、ポリマーを溶かすことなく乾式転写が可能であることを見出した.
(ii)遷移金属ダイカルコゲナイド(TMDC)のバルク単結晶を化学蒸気輸送法(CVT)により作製し、ホール効果測定、ラマン分光測定などを行うと共に、機械的剥離法によって単層~数層の薄片をSi/熱酸化SiO2ゲート基板上に転写し、FETの形成と動作特性測定を試みた。特筆すべき結果は、既報の遷移金属ダイカルコゲナイドでは、通常n型もしくはp型動作のみを示すことが多いが、合成時のハロゲンの制御によりWSe2においてn型及びp型動作を制御することに成功した。また、領域内共同研究により、両極動作するMoTe2のFETを2個組み合わせたCMOS論理回路素子の形成にも成功している。

複層化技術,結晶成長,複層化界面物性の理解と順調に理解が進んでいる.現在の結果を基にさらに展開していきたい.

Strategy for Future Research Activity

原子層科学の応用班では,応用展開の方向性は個々の研究者で異なるが,原子層と様々の物質との複層化した際の界面に関しては,全ての応用展開に必要であることから,共通の問題意識をもち相互に議論が活発に行えている.この議論をもとに,さらに異なる観点での共同研究として発展させたい.
