Outline of Annual Research Achievements

(i)2層グラフェンは,ギャップ内準位のため電流のon/off比が取れないという問題点がある。今回コンダクタンス法によりギャップ内準位密度が1013cm-2eV-1程度存在することが示した。デバイス構造の改善により10^11 cm-2eV-1以下に低減できれば、on/off比の向上が期待できる。また、層状絶縁体であるh-BNにおいて、電気的絶縁破壊はlayer-by-layerで起こることをコンダクティブAFMにより実験的に示した。
(ii)カルコゲナイド系原子膜伝導における散乱特性は、伝導体が原子膜厚であるために、原子膜周辺の散乱要因に極めて敏感である。異なる原子膜層数の計測によって、原子膜が接する界面での荷電子による散乱が、原子膜伝導の移動度を大きく抑制していることを見出した。
(iii)グラフェン透明電極を利用した高分子有機EL素子の開発を進めた。大面積CVDグラフェンの低抵抗化の他、仕事関数のチューニング、濡れ性の向上、リーク電流の低減、基材の選択などの界面特性の制御技術開発により、高輝度発光を得ることができた。
(iv)6族遷移金属ダイカルコゲナイドのバルク単結晶を化学蒸気輸送法により成長し,ホール効果,ラマン分光測定を行った。さらに機械的剥離法を用いて電界効果トランジスタを作製しMoTe2をチャネルに用いた素子で,両極動作を確認した。
(v)六方晶窒化ホウ素原子層は、グラフェンと組み合わせることにより2つの興味あるグラフェンの新しい物理を引き出すことが可能である。グラフェンの電子状態を乱さないための絶縁保護層として利用できること、グラフェンの原子配列と空間的に干渉させ、グラフェンの電子構造を変調できることがわかってきた。

Strategy for Future Research Activity

層状物質の複層化技術に関する講習会を開催すること,また育成した新規層状物質を広く提供することで,技術のベースを共有し,研究の進展を加速する.
