極低速イオンを用いたナノレベルシャロードープ層形成及び分析技術の確立

Research Abstract |
本研究では、超低速イオン銃の開発を行い、未だ殆ど為されていない低速イオンによるスパッタリング現象の解明と、得られた知見をもとにしたナノレベルシャロードープ層形成及び分析技術の確立を目的とする。本年度は主に、低速イオン銃の開発及びその特性評価、更に低速イオンを用いた高分解能スパッタ深さ分析を行った。これまでに得られた研究成果は、以下の通りである。 1.差動排気系を備えた超高真空浮遊型低速イオン銃(UHV-FLIG)の開発を行った。特性評価の結果から、分析室真空度を超高真空化に維持した状態で、100eVの超低速イオンを〜20μA/cm^2の高電流密度で照射可能であることを確認した。 2.開発した低速イオン銃を高分解能スパッタ深さ分析に応用し、GaAs/AIAs超格子のオージェ電子分光法(AES)スパッタ深さ分析の結果から、これまでに報告がない〜1.0nmの超高深さ分解能を得ることに成功した。 3.エッチングレートの材料依存性といった、これまでに報告が無い低速イオン照射に伴うスパッタング現象を見出した。 4.傾斜型の円筒鏡型分光器を用いた深さ分析で得られる深さプロファイルの正確な解析を行うため、mixing, roughness and information depth(MRI)モデルの拡張を行った。 5.AES測定システムを用いた仕事関数測定による半導体のドーパント分析を行い、ドーパント濃度の違いが検出できることを明らかにした。 6.半導体デバイスの深さ分析において、AESでは検出不可能であるBNデルタドープ層を、AES測定システムを用いた仕事関数測定によって検出することに成功した。
