Research Abstract

本研究は、平成8〜11年度にわたり設定された重点領域研究「単電子デバイスとその高密度集積化」の計画研究として、その主要研究項目(A02)「ナノ構造の表面・界面の制御と単電子トンネル障壁の最適化」を担当するものである。本年度の得られた主要な成果を以下にまとめる。
1)化合物半導体単電子ナノ構造の室温動作を妨げる最大の難点の1つとなると考えられる高密度表面単位を、MBEシリコン超薄膜による独自の表面パッシベーション技術により除去することに成功した。
2)2次元電子ガスをインプレーンおよびラップショットキーゲートで制御する原理に基づき、単電子デバイスを実現し、高温動作の可能性を示した。また、多重量子ドットデバイスでは、単純な容量結合ではなく、量子準位の相互作用を示唆する複雑なコンダクタンス振動を観測した。さらに、MBE選択成長により、InP系電子細線および量子ドットを作製し、量子細線をゲート制御した単電子トランジスタを実現した。
3)ナノ構造を持つ個体表面のキャラクタリゼーションを目的として、SiC表面上の微小金属クラスター形成過程を調べた結果、6×6構造をとるSiC表面上に吸着させたCo原子はクラスターを形成し、熱処理SiC基板上への金属クラスターの規則配列が期待されることが明らかとなった。
4)層状物質上での選択成長を利用して、C60分子のナノ構造を形成することに成功した。さらにAFMによる表面加工と組み合わせることで、任意の形状の有機分子ナノ構造を形成する道を開いた。これにより他の手法ではなし得ない単電子構造の実現が可能となった。
5)ドット構造におけるトンネル時間のサイズ依存症を評価したところ、PLスペクトルにブルーシフトの現れる試料ではサイズの減少とともにトンネル時間が増加し、エネルギ緩和時間も長くなる結果を得た。この結果は、低次元系で電子・格子相互作用が弱まり、電子のエネルギ緩和時間が長くなるという理論的予想を支持するものである。
6)化合物半導体ヘテロ接合を用いた2端子単電子回路において非対象トンネル障壁特性の実験的検証を試み、10Kにおいて電流の整流性及びクローン階段を観測することに成功した。さらに、非対象トンネル障壁を用いることにより、一方向電子輸送がより容易になることを、シミュレーションにより示した。
7)VHF帯を用いたSiH_4プラズマプロセスにより、シリコン量子ドットの作製を行い、粒径10nm程度の単結晶Siドットを作製することができた。作製したシリコン量子ドットを用いて、多重トンネル接合デバイスの試作を行った。1-V特性において、単一電子トンネリング現象に起因すると考えられてる特性が観測された。
