Research Abstract

It has been pointed out that Zener current flowing a p-i-n diode can be modulated due to interaction between the Zener current and Wannier-Stark states, when the p-i-n diode has a superlattice in its intrinsic region. In order to investigate detail of the interaction, we carried out transport and optical measurements as well as energy band calculations. The sample we have used are p-i-n diodes which contains a 15periods of (GaAs)ィイD26ィエD2/(AlAs)ィイD26ィエD2 superlattice in the intrisic region. The derivative of conductance measured at 4.2 K exhibits a series of peaks. The optical measurements (electroreflectance method) have shown that the Wannier-Stark states are formed in the superlattice region. These results clearly indicates that the peaks in the derivative of conductance are due to the resonance between Zener current and Wannier-Stark states.
Furthermore, we carried out transport measurements under magnetic field. We have fond out that the peaks show shift due to the magnetic field. More studies are necessary to clarify the origin of the peak shift.
