Research Abstract	(1)量子ドット構造の形成と電子状態の解明と制御に関する研究成果 (1-1)InAs系量子ドット:種々の条件で作られたドットについてバンド間の発光とサブバンド間の分光計測を行い、伝導帯と価電子帯の各準位の相対位置を正確に決定した。また、外部からの歪みの効果、電子散乱体としての特色を示した。 (1-2)GaN系量子ドット:濡れ層と量子ドットの準位からの発光が明瞭に分かれる良質なドットを初めて実現、微小共振器と結合させ自然放出光の制御の見通しを得た。 (1-3)Si系量子ドット:形成プロセスの改善を図り、室温でのクーロン振動の振幅比が2に及ぶ単電子素子構造を形成した。 (1-4)その他の物質系のドット:AIGaSb系のドット、InP系の歪み入りドットおよびCdSe/ZnSeにおける電子・正孔の空間分離効果、PbSe/PbEuT6系ドットの整列効果に関する新知見を得た。 (2)量子ドット関連構造の電子伝導特性と素子応用に関する成果 (2-1)Si系単電子トランジスタ:形成プロセスを改善し、関与するドットの実効寸法を減らし、共鳴トンネルに伴う負性抵抗特性を示す素子を実現した。 (2-2)ドット埋め込みABリング素子:アハロノフボーム効果を示すリングの一部に量子ドットを埋め込んだ素子を作りFano共鳴に伴う特異な伝導特性を発見した。 (2-3)量子ドット・細線アレー構造の伝導:3角形および蜂の巣状にドットやアンチドットを配置した構造での電子伝導現象を解析し、磁場中でのゼロモード異常など特異な特性の存在を示した。また、結合量子細線列の伝導も調べ、占有率3/2の複合フェルミオン状態やストライプ相に関する新知見を得た。 (2-4)量子ドットメモリー素子での電子散乱:ドットの荷電状態を制御しつつ、隣接チャネルの電子散乱を調べ、散乱ポテンシャルの近距離と遠距離成分の相対寄与を明らかにした。 (3)量子ドット関連構造の光物性と素子探索に関する成果 (3-1)量子ドットの中赤外・遠赤外応答と検出器応用:InAs系ドットの束縛電子を中赤外光で解放させる原理の赤外検出器について、量子効率などの評価を進め、感度改善の道を示した。また、InP系、歪み誘起ドットにおいて、テラヘルツ(遠赤外)光で蛍光強度が大きく変調される効果を調べ、その仕組みを明らかにした。 (3-2)各種の量子ドット構造でのバンド間光応答と電界制御:InAsドットについて多層化した時のシュタルク効果の特色を明らかにするとともに、中空ナノ構造中に埋め込み、歪みの緩和や増強の作用を調べた。また、GaN系ドットにおける自然放出光がマイクロ共振器の作用で制御できることを示した。また、CdSe/ZnSe系ドット、AIGaSb系ドットなどで正孔電子分離形エキシトンが磁場印加による赤外シフトなど独特な光物性を示すことなどを示した。 (3-3)量子ナノ構造でのフォトリワラクティブ効果:量子井戸構造に非対称性を入れて、高感度な波長域を拡げた素子を作り、フェムト秒パルスの波形成形応用可能性などを示した。 (4)ナノプローブによる物性の局所評価と新規物質の探索 (4-1)ナノプローブによる物性計測:マイクロマシン技術で形成した一対のプローブの連動制御性を調べるとともに、冷陰極電子放出の直接計測を試みた。また、InAs量子細線を電流像モードで調べ、表面ポテンシャルの特異性などを示した。 (4-2)各種新規ナノ物質の探索:LaMn系酸化物のMnをNiやCuで置換した物質での巨大磁気抵抗を調べ、その起源が2重交換のみでないことなどを示した。また、Ni微粒子の示す特異な磁性とその温度依存性、金属表面での水素化の仕組みやSi表面上に形成した鉄シリサイド超薄膜の核共鳴X線散乱、有機分子の電流注入発光などの特色を明らかにした。
