Research Abstract

電子間の相互作用の強い系、いわゆる強相関電子系では、様々な電子の秩序相(強磁性相、超伝導相等)が競合する。当研究の目的は、多体電子系の数値計算法を用いて、強相関電子系における競合する相の関係を明らかにし、その競合から生じる新奇な量子現象を引き出すことである。
強磁性半導体は、半導体中の電子と磁性イオンが相互作用として生じるユニークな物性を示す。そのためその磁性と伝導の研究には半導体の電子状態と強磁性を引き出す電子相関を同時に考慮する必要がある。
我々は、半導体の電子状態を求める第一原理計算プログラムと磁性イオンの電子相関を取り扱う量子モンテカルロ計算プログラムを結合させる数値シミュレーションプログラムを完成させた。この手法は第一原理計算で求めた電子状態を、アンダーソンの不純物に対するハミルトニアン、いわゆるハルデン・アンダーソンモデルにマップし、このモデルハミルトニアンを量子モンテカルロ計算する、というものである。
このプログラムを用いて、(Ga,Mn)Asの強磁性発現機構とその物性を研究した。その強磁性はエネルギーギャップの中に生じる不純物準位が支配している。当研究により、この不純物準位の特性とその温度依存性を詳細に調べることが可能になった。
我々はこの手法を遷移金属不純物を含むZn0にも応用した。特に(Zn、Mn)0は透明磁石の可能性が注目されている。しかし、実験的には十分に確証されているとは言えない状況にある。今回開発した数値シミュレーションにより、この物質に対して次のことを明らかにした:
(1) Zn0で出現する結晶構造のなかで、Zincblend型構造が強磁性にとって有利である。
(2) p-型半導体では強磁性が出現することが、n-型では出現が困難である。
