Research Abstract

本研究では,微小電子源エミッタ材料の選択性が極めて高く,先鋭で均一な作製法である転写モールド法と,カーボンナノチューブ作製技術を融合させ,精密位置制御・成長制御された転写モールド法カーボンナノチューブ微小電子源の開発を目的とする。
まず,超精細電気鍍金を用いた転写モールド法各種触媒金属平板および突起型基板開発の開発を行った。電子ビーム描画技術とウェットエッチングプロセスを用いて,4インチシリコンウェハ上に一辺1.6mmの逆ピラミッド型ホールをアレイ状に作製した。次に,シリコンウェハを熱酸化することで,逆ピラミッドの底部を先鋭化した。このシリコンウェハを鋳型として,超精細電気鍍金によりCNT合成時に触媒となるNi突起型基板を作製した。走査型電子顕微鏡により形状を観察したところ,突起は10〜20nmの先端曲率半径を有し,極めて先鋭であった。
このNi鍍金基板を用いて,高電界印加触媒CVD法装置によるCNT微小電子源の開発を試みた。加熱温度,溶媒種類・濃度,電界強度,電界分布等をパラメーターとして,CNT(SWNT)の成長条件を検討し,Ni触媒基板上にSWNTが成長したCNTエミッタを作製できた。ラマン分光によりCNTエミッタ上のSWNTを調べたところ,G/D比が6〜7と純度が高く,直径も1〜1.6nmであった。超高真空ナノ評価装置を用いて,CNTエミッタの電界電子放出特性の測定を行った。SWNT成長前のNi触媒基板だけの場合,電子放出開始電圧は500V程度であったのに対して,SWNTを成長することで,250V程度の低い電圧で電子放出が生じた。電流の安定度も向上し,高性能CNTエミッタの開発に成功した。
次に,超精細電気鍍金法によるCNTエミッタ開発実現のため,CNT超精細電気鍍金膜作製装置の設計、試作を行った。
