| Research Abstract |
本研究では超々大規模集積回路(ULSI)の更なる高性能化に向け、ミクタミクト構造(アモルファス層と微結晶粒の混合状態)を有する遷移金属(TM)-Si-Nを用いた配線・ゲート電極の開発を行った。具体的にはチタン(Ti)-Si-Nおよびハフニウム(Hf)-Si-Nの結晶構造および電気的特性について、窒素組成依存性および熱処理温度依存性を詳細に調べ、膜中における微結晶粒の形成過程および構造、それらと電気的特性との相関を明らかにした。
