Research Abstract

トランジスタ内に生じるプラズラモン共鳴を利用したテラヘルツ(THz)帯動作デバイスの研究開発が活発化している。プラズモンの共鳴周波数は電子密度、ドリフト速度、およびゲート長によって定まる。プラズモン共鳴は、THz帯電磁波(THz波)放射源となるとともに、プラズモンの非線形性によって、注入THz波によるプラズモン励起によって整流効果が得られることが理論的に示されている。本研究では、小型集積化プロセス技術が利用可能な半導体材料を用いて開発した回折格子状HEMTをTHz帯電磁波の検出器として利用し、実験的にTHz波検出とその構造・材料依存性を明らかにした。
