Outline of Annual Research Achievements

光学励起グラフェンによるレーザー実現では、高品質剥離グラフェンによる室温THz誘導放出の定量的検証を進め以下の成果を得た。第一に、ポンピング閾値特性に続き、利得スペクトルの正常分散と時間依存性(高域狭窄)を確認し、誘導放出の論拠を得た [Phys. Rev. B 85, 035443 (2012)] 。第二に、ケルビン力顕微分光及びRaman顕微分光により、試料の非ドープ・極低散乱特性(表面ポテンシャル分散4 mV (フォトン換算 <1THz)、運動量緩和時間3.3 ps)を確認し、Si基板への転写では電子正孔溜りにより真性化は不可能との定説を覆し、誘導放出の論拠を得た [MRS Bulletin 37, 1235-1243 (2012)] 。室温下で初のテラヘルツ自然放出光観測に成功した。
電流注入型レーザーの実現では、トランジスタプロセス技術立ち上げに難航したが、導波路構造実現の見通しを得ることができ、ハードルは超えた。デュアルゲートでスロットライン導波路を形成し、利得係数を空間変調したDFB(分布帰還)型共振器構造を設計・試作した。
グラフェン・金属リボンアレイ構造体において、プラズモンモードに対応した10,000に及ぶ巨大利得増強効果および超放射現象(プラズモニック誘導放出)が得られることを理論的に発見した[Phys. Rev. B 86, 195437 (2012)]。さらに、金属メッシュとグラフェンを積層したメタマテリアル構造体において、表面プラズモン増強とグラフェン負性導電率にともなう10,000に及ぶ巨大利得増強作用の発現を理論的に明らかにした[JAP 112, 033103 (2012)]。
ボトムアップ型グラフェン成長技術では、基板面方位による積層様式の完全制御、ならびに領域限定による高品質化を実現できている[Appl. Phys. Lett. 101, 041605 (2012).]。

Reason

光学励起グラフェンによるレーザー実現に関しては、室温下での増幅自然放出光の観測に成功し、誘導放出成功が期待できる地点まで到達している。
電流注入型レーザーの実現では、トランジスタプロセス技術立ち上げに難航したが、導波路構造実現の見通しを得ることができ、ハードルは超えた。
光学・電流注入いずれの励起でもバンド間遷移に基づく反転分布・負性導電率ではグラフェンの吸収係数(1層あたり2.3%)に利得は律速され、損失の大きいテラヘルツ帯でレーザー発振に至ることが難しい。この本質的に困難な課題を解決のブレークスルーとして、グラフェンプラズモンポラリトン(SPP)の巨大利得増強作用を報告者らはH23年度に他に先駆けて理論発見し[J. Phys.: Condens. Matter 23, 145302 (2011).]、実験結果が一部出始めている[TeraNano III, P.22, Honolulu, Dec. 10-12, 2012.]。この研究をさらに発展させて、プラズモンを積極的に共鳴的に発現させ得るグラフェンと金属リボンあるいは金属メッシュによる独自のプラズモニックメタマテリアル構造を考案し、高精度なモデル化と数値解析によって、SPPの伝搬を伴わずとも共鳴効果によって同等の巨大利得ならびに超放射現象を伴うプラズモニックレーザー発振動作が可能であることを理論発見した。いずれも、実験実証をすでに平行して進めており、成果が期待できる。
高品質グラフェン成長技術では基板面方位による積層様式の完全制御、ならびに領域限定による高品質化を実現できている。以上の点を総合的に勘案した。

Strategy for Future Research Activity

光学励起グラフェンレーザー: 実験実証には最高品質かつ大面積で総数の制御されたグラフェンの成長が有利であることから、現在、CVDによる最高品質のエピタキシャル単層グラフェンの成長に成功している九大・吾郷浩樹准教授よりグラフェン試料の提供を受ける。室温テラヘルツ自然放出の観測成功をさらに進展させ、ポンピング閾値特性の評価、クライオスタットを用いた放射利得の温度依存性評価、さらには、テラヘルツ誘導放出・レーザー発振実現へと進めていく。
電流注入型グラフェンレーザー: ゲートスタック材料として開発を進めてきたダイアモンドライクカーボン(DLC)を厚膜化して導波路形成にも導入したデュアルゲートDLCグラフェンFETレーザー基本構造にSPP励起・伝搬が可能な導波路設計を導入する第一案と、回折格子ゲートによるグラフェン金属アレイ型メタマテリアル構造の第二案とを平行して設計・試作し、レーザー発振実現に挑戦する。
グラフェンSPPの巨大利得増強作用: 独自開発の光ポンプ・近接場テラヘルツプローブ・光プローブ計測システムを駆使し、フェムト秒赤外レーザー励起グラフェンにおけるSPP伝搬による利得増強作用を実験検証する。続いて、グラフェン金属リボン、およびグラフェン金属メッシュによるメタマテリアル構造体のテラヘルツ巨大利得ならびにプラズモニックレージング動作の実証を進める。
ボトムアップ型グラフェン成長技術: Non-Bernal 積層のマイクログラフェン・オン・シリコンの成膜技術をリファインし、レーザー素子プロセスに導入する。
