Research Abstract

グラフェンによる光学励起ならびに電流注入型のテラヘルツレーザー実現に向けて以下を実施した。
光学励起グラフェンレーザー : ITOミラーによる縦型レーザー共振器構造を対象として、1.55μm帯ピコ秒パルスレーザーに高出力光ファイバ増幅器を組み合わせて励起した。室温下で、2~6THzにおいて増幅を伴う自然放出光の観測に成功した[RPGR2013, 12p-P4-35, Tokyo, Sept. 9-13, 2013.]。Fabry-Perot縦モードが明瞭に観測された。しかし、誘導放出の観測には至っていない。グラフェンを転写したSi基板が低抵抗であるため発光したテラヘルツフォトンの多くが自由キャリア吸収で消滅し、熱に変換されているものと想定される。
電流注入型グラフェンレーザー : Si/SiC/G(グラフェン)/DLC(ダイアモンドライクカーボン)のグラフェンヘテロ接合構造にデュアルゲートをスロットラインとして機能させる導波路構造に分布帰還型共振器構造を組み込んだレーザー共振器構造のプロセス開発を進めた。鍵になるのはテラヘルツ帯導波路として機能しうる厚膜絶縁体の堆積技術であるが、光電子制御CVD技術によるDLCの堆積条件の検討(多元物質科学研究所高桑雄二教授研究室の協力による)によって、10ミクロンオーダの堆積を実現できた[ISSP, PI-4, Kyoto, July 12,2013.]。さらに、トンネルバリアをグラフェンでサンドウィッチしたグラフェン二重層キャパシタを核とし、その外側両面にゲートスタックを配したグラフェンヘテロ構造体を考案し、印加バイアスで特定されたフォトンエネルギーの発光によってアシストする共鳴トンネル現象とグラフェンプラズモン共鳴とを協調させる二重共鳴型の電流注入によって従来のデュアルゲート方式に比して2桁以上の高い利得増強作用が得られることを理論的に明らかにした[Appl. Phys. Lett. 103, 163507 (2013) ; Opt. Express 21, 163507 (2013).]。
表面プラズモンポラリトン励起による巨大利得 : バンド間遷移に伴う反転分布・負性導電率で得られる利得が光吸収率 : 2.3%に制限されるのに対して、グラフェンプラズモンをテラヘルツフォトンと結合させることにより、3桁以上の高い利得が得られることを研究代表者らは理論的に発見している。この理論予測を独自の光ポンプ・近接場テラヘルツプローブ・光プローブ法によって、それぞれ実証することに他に先駆けて成功した[New J. Phys. 15, 075003 (2013).]。
ボトムアップ型グラフェン成長技術 : Si(110)基板上3C-SiC(111)薄膜の配向成長条件を解明し、その特性を活用した高速回転エビ成長法を開発した。グラフェンの欠陥密度40%低減化に成功した. [Mat. Sci. Forum, 740-742, 339 (2013) ; ibid. 327 (2013)]。

2: Research has progressed on the whole more than it was originally planned.

Reason

光学励起グラフェンによるレーザー実現に関しては、室温下での増幅自然放出光の観測に成功し、誘導放出成功が期待できる地点まで到達している。
電流注入型レーザーの実現では、トランジスタプロセス技術立ち上げに難航したが、導波路構造実現の見通しを得ることができ、ハードルは超えた。さらに、バンド間遷移による反転分布・負性導電率における2.3%という利得制限を打破する表面プラズモンポラリトン(SPP)の励起にともなう巨大利得発現の実験実証に他に先駆けて成功した。
さらに、2.3%の利得制限を打破する新たな電流注入方式としてフォトンアシスト共鳴トンネルとグラフェンプラズモン共鳴の二重共鳴効果を利用した新たなグラフェンヘテロ接合構造を考案し、その優れた特性を数値解析によって定量的に明らかにした。これは、H24年度の成果であるグラフェン・金属プラズモニックメタマテリアル構造による巨大利得増強作用とならんで、室温テラヘルツレーザー発振成功を可能にする重大なブレークスルーである。
高品質グラフェン成長技術では基板面方位による積層様式の完全制御、ならびに領域限定による高品質化を実現できている。以上の点を総合的に勘案した。

Strategy for Future Research Activity

H26年度
1. 光学励起グラフェンレーザー : グラフェン転写用に高抵抗Si基板を導入し、自由キャリア吸収を抑える、ITOミラーの反射率を向上させ、レーザー共振器のQ値を現状の60程度から1桁以上向上させるなどの改良によって、増幅自然放出から誘導放出・レーザー発振実現へと成功に導く。発振閾値特性の詳細評価のために、クラィオスタットによる動作温度依存性評価を併せて実施する。
2. 電流注入型グラフェンレーザー : デュアルゲートDLC-グラフェンFETにSPP励起・伝搬が可能な導波路構造を導入設計する第一案と、回折格子ゲートによるグラフェン金属アレイ型メタマテリアル構造の第二案、さらに、ゲートスタック付グラフェンニ重層キヤパシタ構造(GS-GDL)とを平行して設計・試作し、レーザー発振実現に挑戦する。特に、GS-GDL構造の作製には、トンネルバリアとしてナノメートルオーダのh-BNをグラフェンと積層化、およびゲートスタックの積層化が鍵となる。グラフェンおよびh-BNは転写法で積層化し、その前後のゲートスタックには光電子制御CVDによるDLC成膜とPE-CVDによるSiCN成膜をアルタナティブとして挑戦する。
3. ボトムアップ型グラフェン成長技術 : 領域限定による高品質化と基板面方位による積層様式制御を実現した次の課題として、グラフェン高品質化の一層の推進が掲げられ、SiC/Si界面へのAIN層挿入とSiC表面平坦化技術の進化をさらに進め、ラマンピークG/D比を~5から~20への向上を目指す。
