酸化亜鉛・マンガン酸化物ヘテロ積層膜の作成および新規p-n接合概念の提案と検証

Outline of Annual Research Achievements

新規なヘテロp-n接合薄膜を得るために、Mn系酸化物であるp型半導体のLa(Sr)MnO3とLa(Ba)MnO3を、n型半導体のZnO上に積層した。薄膜作成には、イオンビームスパッタ法を用い、種々の基板温度Tsで、酸素分子もしくは酸素プラズマを種々の酸素分圧Poで供給した。XRDのθ-2θ測定によって薄膜の面直配向を、In-plane測定によって面内配向を調べた。その配向性を計算に基づく、格子マッチングによる歪みエネルギーと格子点の極性によるクーロンエネルギーを考慮した界面エネルギーの面で検討した。下層膜上に上層膜が堆積するとき、上層膜格子がわずかに伸縮することで下層膜と最小公倍数マッチングが起こり、上層膜がエピタキシャル成長する。この伸縮量の一単位格子あたりの面積を歪み面積Sdと定義し、薄膜成長時の界面歪みエネルギーに相当すると考えた。格子定数は熱膨張を考慮し、SdのTs依存性を求めた。上層格子を縮めて、それが初めて最大許容範囲に入る格子点の場合をn=1、格子数を増やしていき次に最大許容範囲に入るものをn=2とした。n=2に範囲を広げた結果、(110)相と(111)相の実験結果を説明できた。
LBMO/ZnO接合の電気的性質(I-V特性)を調べた結果、整流特性を得た。さらに試料電流誘起によって、2万から20万程度の巨大な整流比が得られた。また初め観察されなかったスイッチングやヒステリシス特性を表した。このメカニズムは、LBMOの強磁性金属(FM)粒子相によるパーコレーションパスに基づくものであると提案する。電流を流すことでジュール熱が発生し、その熱によってかすかに接触していたFM粒子が切断され、高抵抗状態になりスイッチングすると思われる。更に、大きな光電流増幅効果を得た。光照射電流値は、ダーク状態の電流値に比べて3倍となった。電子的というより、相的な光誘起効果だと思われる。
