シリコンナノ周期構造による熱電変換材料開発

Outline of Annual Research Achievements

一般に熱電変換の性能は、電気導率、高温側と低温側の平均温度、ゼーベック係数の二乗に比例し、熱伝導率に反比例する。このため、熱電変換材料の効率を上げるには、電気導率とゼーベック係数を上げ、熱伝導率を下げればよいが、これらの係数は互いに独立ではなく、それらはトレードオフの関係にある。さらに、材料の熱伝導率は、電子による熱伝導と,格子振動(フォノン)による熱伝導の和で表され、電子の動きは阻害させず(電気伝導にあまり影響を与えず)、フォノンだけを散乱させるような構造を作ることができれば、熱電変換効率を向上できることが示唆される。本研究では、単結晶シリコンの内部に結晶構造が歪んだいわゆる「歪シリコン」からなる数十nmの局所領域を数百nmの周期間隔で形成することに成功した。形成したナノ周期構造をFE-SEMおよびAFMにて評価した結果、幅約85 nmの歪シリコンの領域が周期間隔約220 nmで配列しており、さらに結晶構造の歪によって、導電率が高く、熱伝導度は低下していることを明らかにした。ナノ周期構造を30×50 mmに切り出したシリコンウェハ内部全面に形成し、光交流法により熱拡散率を評価した。ナノ周期構造を形成した試料は、熱拡散率がわずかに低下したが、その相違は小さく、奥行方向の形成領域がウェハ断面に対して小さいためと考えられた。今後、ナノ周期構造の形成領域を立体的に配置し、再度測定を試みる予定である。シリコン以外の間接遷移型半導体に着目し、GaPについても同様の実験を行った。シリコン同様、ナノ周期構造が照射レーザーの偏光方向に依存して自己組織化することを確認した。さらに、導電率についても、ナノ周期構造を形成したGaPは約20 %向上することをTHz分光測定により確認した。
