| Research Abstract |
1.高分解能トロイダルエネルギ-分析器の特性評価
設計試作した高分解能エネルギ-分析器の特性測定とそれを用いたイオンビ-ム軌道の解析を行い、設計どおりのエネルギ-分解能を得られることを明らかにした。
2.分析デ-タ収集システムの完成
高分解能エネルギ-分析器とCAMACモジュ-ルによる高速デ-タ収集処理系を用いたシステムを構築し、2次元・3次元デ-タのプロセスソフトウェアを開発し、3次元分析計測可能なナノメ-トルイオンプロ-ブシステムを完成させた。
3.システムの評価と最適化
試作したナノメ-トルイオンプロ-ブシステムを用いて、半導体テスト試料の測定を行い、システムの評価、デ-タ収集ソフトウェアの最適化を行った。さらに、測定結果をオ-ジェ分析、SIMS分析などの結果と比較検討した。
4.実用性の実証
半導体のプロセスステップへの本システムの応用を行い、高速高分解能計測が可能な本システムの実用性を実証した。
