Creation and comprehensive exploration of high performance thermoelectric semiconductor utilizing natural quantum structure of layered transition metal compound

Outline of Annual Research Achievements

無毒で豊富な元素で構成される高性能熱電半導体の実現を目指して、層状遷移金属化合物のバルク二次元電子ガス(2DEG)を利用して巨大熱電能(S)を引き出す、その材料設計指針を確立することを目的としている。本年度は、面内で遷移金属イオンのdxy軌道のみが二次元伝導に寄与する層状遷移金属窒化物AETMN2 (AE=Ca,Sr,Ba、TM=Ti,Zr,Hf)に着目し、バルク合成による構造と半導体特性の評価、及び、エピタキシャル薄膜の作製を行った。AETMN2は、これまで50mol%程度の低純度バルク試料しか合成例が無く、半導体物性の評価が難しかったが、全て高純度金属を出発原料として、グローブボックスから大気解放無しで直接窒化処理が可能な電気炉を用いて合成条件を最適化することで、90mol%を超える高純度バルク試料の作製に成功し、バンドギャップが1.7-2.2eVのn型半導体であることを実験的に明らかにした。また、第一原理計算により、AETMN2の構造安定性と欠陥形成エネルギーを網羅的に評価し、欠陥生成機構を解析したところ、主に遷移金属イオンと結合する窒素の欠損、もしくは、窒素欠損サイトへ置換する酸素不純物がドナーとして働くこと、及び、イオン半径の大きいBaとHfを選択することにより、欠陥生成が抑えられることを明らかにした。これらの成果は、MRM2019や日本セラミックス協会電子材料討論会などの国際・国内学会で発表しており、論文出版予定である。また並行して、独自に設計したパルスレーザー堆積-スパッタリング複合成膜装置を立ち上げ、SrTiN2薄膜の作製を開始し、成膜時の成長温度と窒素分圧を最適化する必要があるが、SrTiN2薄膜を得ることに成功した。

Reason

独自のバルク合成法を確立したことにより、90mol%を超えるAETMN2高純度試料を実現し、半導体特性を初めて明らかにすることができている。また、エピタキシャル薄膜の作製も順調に進んでおり、第一原理計算による解析を併用して、加速的に研究を進めることができている。

Strategy for Future Research Activity

実現した高純度AETMN2バルクの熱電特性の評価を行う。また、各成膜条件の最適化により、SrTiN2エピタキシャル薄膜を実現させる。AEN障壁層に変調ドープした(AE1-xLax)TiN2バルク・薄膜を作製し、熱電能・比抵抗・ホール効果を計測して、TiN伝導層の熱電キャリア輸送物性を明らかにする。これにより、TiN伝導層の高電子移動度を維持したまま、バルク2DEGに起因した巨大Sを実証する。また、第一原理計算により、異原子価イオンの添加によるドーピング機構とキャリア制御についても検証する。
