Creation and comprehensive exploration of high performance thermoelectric semiconductor utilizing natural quantum structure of layered transition metal compound

Outline of Annual Research Achievements

無毒で豊富な元素で構成される高性能熱電半導体の実現を目指して、層状遷移金属化合物のバルク二次元電子ガスを利用して巨大熱電能を引き出す、その材料設計指針を確立することを目的としている。昨年度に実現したKCoO2型層状化合物SrTiN2, BaZrN2, BaHfN2の高純度バルク焼結体について詳細な半導体特性解析と電子構造評価を行った。ゼーベック係数と電気伝導度から重み付きキャリア移動度とキャリア濃度を算出した。SrTiN2のキャリア濃度は10^20cm-3で縮退伝導を示し、赤外分光測定から室温の粒内電子移動度は10cm2/Vs程度であることを明らかにした。一方、BaHfN2では10^18cm-3までキャリア生成が抑制されており、放射光光電子分光からフェルミレベルは伝導帯下端から430meVの位置にあることが確認された。化学結合解析と欠陥計算から、BaHfN2のHf-N結合力が強いために窒素欠損が生成しにくく、不純物酸素を取り組みにくいことが分かった。電子構造・欠陥計算と化学結合解析を併用して合成プロセスを設計し、大気中で不安定な物質でも不純物や欠陥の生成を抑制して新しい半導体材料を実現する手法を確立した。この研究成果はInorganic Chemistry誌に出版された。上記の研究手法を応用し、層構造が異なるα-NaFeO2型層状化合物SrZrN2とSrHfN2や、2次元MoN層を有するMgMoN2の合成と計算にも取り組んだ。特にMgMoN2は電子と正孔の有効質量が小さく、両極性ドーピングが可能な半導体として有望であることを明らかにした。
