Research Abstract

本研究では、(1)酸化物界面に二次元電子を蓄積させ、強誘電体をチャネルとして用いたトランジスタの開拓、及び(2)酸化亜鉛分極界面における新奇量子物性の解明、を進めることを目的としている。
(1)BaTiO3単結晶・薄膜における電気二重層トランジスタ動作の知見から、強誘電体チャネルトランジスタの金属化には構造相転移の抑制が重要であることが明らかになった。そこで、高い結晶対称性を保ちながら大きな自発分極をもつPbTiO3へと物質開拓を進め、パルスレーザー堆積法による結晶性の非常に優れたPbTiO3薄膜の作製を行った。その分極状態の制御と表面電荷蓄積によるヘテロ界面の伝導特性制御に成功した。
(2)ZnO薄膜の成長技術を向上し、現在最高で80万cm2/Vsの高移動度を示す二次元電子ガスを作製可能である。本研究提案で導入した希釈冷凍機を用いて、この高移動度試料の低温量子伝導特性を測定し、ν=3/2の偶数分母をもつ分数量子ホール効果を観測した。この状態はGaAs二次元電子ガスにおいて盛んに研究が進められているν=5/2分数量子ホール状態と非常に類似しており、複合フェルミオン描像では説明不可能な基底状態であることが明らかになった。また、試料表面とゲート電極間のエアギャップをゲート絶縁層とする電界効果トランジスタを作製し、本系を清浄に保ったまま分数量子ホール状態を制御することに成功した。

2: Research has progressed on the whole more than it was originally planned.

Reason

本年度は(1)希釈冷凍機を用いた極低温における、高移動度酸化亜鉛二次元電子の新奇量子伝導観測、(2)強誘電体チャネルトランジスタの金属化実証を行うことを計画していた。
(1)酸化亜鉛二次元電子系の研究では、本年度立ち上げを行った希釈冷凍機を用いた測定を行った。その結果として、ν=3/2という状態をはじめて観測した。この成果は学会で発表を行い世界的に非常に注目され、予想以上の成果が得られた。
(2)強誘電体チャネルトランジスタの研究では、PbTiO3薄膜にイオン液体をゲートとしてキャリアの蓄積を行うことで、電気伝導性を示すことが確認できた。また、PbTiO3薄膜の分極反転の確認に成功した。しかしながら、PbTiO3チャネルの抵抗は温度の低下とともに上昇し、絶縁体となった。最終目的である、超伝導などの新奇物性を発見するためには、低温でも金属的である必要があると考えられ、次年度への課題である。

Strategy for Future Research Activity

(1)強誘電体チャネルトランジスタの研究では、前年度に引き続きさらなるキャリア蓄積によりチャネルの金属化を目指す。また、最終目的である電界誘起超伝導を発見するために、他のチャネル材料も視野に入れ研究を進める。具体的には強誘電体ではないが、同様のペロブスカイト型関連の結晶構造をもつ、イリジウム酸化物に注目し、薄膜の作製および電気二重層トランジスタ構造作製によるキャリア蓄積を行い、伝導特性を測定する。
(2)酸化亜鉛二次元電子系の研究では、前年度に発見されたν=3/2状態の素性をより明らかにすることを行う。そのための基礎技術として、キャリア濃度を変調することのできるトランジスタ構造の作製と希釈冷凍機による測定を行う。これには、前年度成功したエアギャップのトランジスタを含めクリーンなトランジスタを希釈冷凍機温度においても使用できる試みを行う。
