Outline of Annual Research Achievements

・スピントロニクスデバイスにおいては、強磁性体薄膜の磁化の低消費電力での反転が大きな課題であり、本提案で実現を目指す縦型スピントランジスタにおいても、同様の問題が存在する。従って、効率的な強磁性体の磁気異方性の制御が重要な課題である。今回、強磁性半導体GaMnAs量子井戸を用いて、量子閉じ込め効果(共鳴トンネル効果)により、磁気異方性の対称性そのものが大きく変化することを初めて発見した[Nature Commun (2017).]。複数のバンドが重なっている物質系で起こりうる現象で、他の材料系でも広く観測できる可能性がある。全く新たな磁気異方性制御技術として期待される。
・GaMnAsを用いた縦型スピントランジスタを200nmまで微細化し、電流変調率を0.5%から130%にまで増大させることに成功した(T. Kanaki et al., Sci. Rep. in press)。電界による磁気異方性の変化も観測され、スピントランジスタにおいても電界により磁化が制御できる可能性が示された[H. Terada et al., Sci. Rep. (2017).]。
・酸化物半導体GaOをチャネルとする縦型スピントランジスタを作製し、40%の大きな磁気抵抗比(従来は0.1%程度であった)と電流変調を室温で初めて達成した(T. Kanaki et al., in preparation)。
・ペロブスカイト酸化物LaSrMnO3を電極としたトンネルダイオード構造で、バイアス電圧により磁気異方性の対称性が変化する現象を初めて観測した[L.D. Anh et al., Sci. Rep. (2017)]。それに伴い、トンネル磁気抵抗効果の磁場方位依存性の対称性が、バイアス電圧により大きく変化することを、初めて明らかにした(L. D. Anh et al., in preparation.)。
